本次经验讲的是对MOSFET手工估算参数的提取,针对Id、L、诔罨租磊IC0与电路性能参数的这种关系,这次就介绍如何根据选定的模型,通过Pspice软件拽陶教毵仿真提取用于手工估算的MOSFET参数,这次讲的是提取gm/Id、IC0与Von的关系,希望可以帮到大家。

提取gm/Id、IC0与Von的关系
1、新建工程,绘制电路图

2、查看NMOS模型的相关参数。点击NMOS,右键选择Edit Pspice Model,了解NMOS的u0、Tox、Vth0

3、设置全局变量。双击PARAMETERS,点击New Column,输入参数名和值,点击OK;选中L,点击display,选择Name and Value。

4、设置电路中电源电压,及MOS管的宽长比。V5电源电压设置为NMOS的Vth0,宽长比自行设定

5、创建新的仿真,进行仿真。

6、进行直流仿真,选择DC Sweep。扫描电压V6,V6的变化范围从0到500mV,步长为1mV。

7、点击run图标进行仿真,出现Probe模块

8、点击Trace/Add Trace 或者直接点击Add Trace图标,在Trace Expression中填写函数表达式,确定显示波形的函数。

9、首先,显示IC0与Von的关系。根据IC0=Id/[I0*(W/L)],又因为I0=2n0*u0*潮贾篡绐Cox*Vt²,n0取1.4,计算得出I0等于300nA,宽长比我这里设置的是20,所以IC0的表达式是ID(MN5) /6uA,点击Ok出现相应的绿色曲线。

10、接着,显示gm/Id与Von的关系。根据gm等于Id对Vgs的求导即对Von的求导,可以得出gm/Id的表达式D(ID(MN5))/ID(MN5),点击Ok出现相应的红色曲线。

11、两条曲线同时出现在图中,在以后的MOSFET手工估算中,就可以快速查询gm/Id、Von、IC0三者之间的对应关系了,如图为查找IC0=15时对应的gm/Id的值
